The BiCMOS process requires the following two steps to be sequentially performed: (1) an ion doping step for an n-type semiconductor region to be formed, and (2) a step for diffusing ions of the n-type semiconductor region, which has been formed in the ion doping step, for providing a P-type region. In the BiCMOS process, a CMOS device is formed on a semiconductor substrate and a bipolar device is formed on another semiconductor substrate, which are then bonded to each other in the ion doping step. However, each of the n-type region and the P-type region is caused to diffuse by a slight amount in the ion doping step to form a narrow active region having a small area and hence a small concentration of impurities. As a result, the formation of bipolar transistors having a high breakdown voltage cannot be realized on the narrow active region. To address the problems, a semiconductor integrated circuit technology has been proposed which prepares a BiCMOS in which the n-type semiconductor region and the P-type semiconductor region are formed simultaneously. The semiconductor integrated circuit technology provides the following solution to the problem that the generation of the narrow active region leads to the formation of a bipolar transistor having a high breakdown voltage.
